Abstract/Summary:


A novel selenization process to yield a double-graded Ga distribution in the CuIn1-xGaxSe2 (CIGSe) absorber was investigated. The pre-heating treatment benefits the crystallization and depth-profiled composition in films, and the ratio of Ga/(Ga+In) atomic concentration (Ga%) near the surface can be further improved by incorporating Ga into the film towards the end of selenization. The Ga% was increased to 20% in the CIGSe film with pre-heating, while the Ga% was less than 7% in the reference sample. The double-graded Ga as well as band-gap distribution can induce the BSF phenomenon and enhance device properties, such as open circuit voltage.
