Abstract/Summary:


We propose an experimental method for sensitive detection of carrier interaction and filtering in hot carrier PV structures. The method was successfully tested on PbSe/InP heterostructure. Development of the method required extension of Richardson’s thermionic emission theory towards the case of small barrier heights. Remarkably, the exact solution including Fermi-Dirac statistics was obtained in a simple closed form. It includes the Richardson’s solution as a specific case. We applied linear thermal conductivity model for estimation of the carrier temperature vs. heating power dependence. The new generalized theory allows quantitative interpretation of the experimental data, however, the temperature of the hot electron gas turned out to be very large.
