Abstract/Summary:


We have successfully prepared ZnCuInS2 (Zn2xCu1-xIn1-xS2, ZCIS) thin films by spray pyrolysis deposition (SPD). Bandgaps of ZCIS thin films can be widely controlled by substituting Zn for Cu and In. SPD enables to control film composition by the molar ratio of the solution easily. The optical bandgap of the film increased from 1.4 to 3.4eV with increasing Zn composition ratio. X-ray diffraction patterns showed the 112 or 111 peaks of the chalcopyrite or sphalerite structure to shift to an altitude angle with increasing the Zn/(Zn+Cu+In) ratio. The ZCIS solar cells with a structure of glass / ITO / TiO2 / In2S3 / ZCIS / Au were fabricated and showed an efficiency of 4.4% with an open circuit voltage (Voc) of 0.68V.
